چکیده

Electrostatic, comb-drive actuators have been designed for applications requiring displacements of up to 150 μm in less than 1 msec. A nonlinear model of the actuator relates the resonant frequency and the maximum stable deflection to the actuator dimensions. A suite of experiments that were carried out on DRIE, single-crystal silicon, comb-drive actuators confirm the validity of the model. Four actuator design improvements were implemented. First, a folded-flexure suspension consisting of two folded beams rather than four and a U-shaped shuttle allowed the actuator area to be cut in half without degrading its performance. Second, the comb teeth were designed with linearly increasing lengths to reduce side instability by a factor of two. Third, the folded-flexure suspensions were fabricated in an initially bent configuration, improving the suspension stiffness ratio and reducing side instability by an additional factor of 30. Finally, additional actuation range was achieved using a launch and capture actuation scheme in which the actuator was allowed to swing backward after full forward deflection; the shuttle was captured and held using the backs of the comb banks as high-force, parallel-plate actuators. Keywords— Comb Drive, Large Deflection Electrostatic Actuator, DRIE.

A small-gap electrostatic micro-actuator for large deflections

Common quasi-static electrostatic micro actuators have significant limitations in deflection due to electrode separation and unstable drive regions. State-of-the-art electrostatic actuators achieve maximum deflections of approximately one third of the electrode separation. Large electrode separation and high driving voltages are normally required to achieve large actuator movements. Here we rep...

Deflection Analysis of Electrostatic Micro-actuators Using the Differential Quadrature Method

The nonlinear pull-in behaviors of various electrostatic micro-actuators were simulated. The differential quadrature method (DQM) was applied to overcome the difficulty in solving the nonlinear equation of motion. Various types of micro-actuators, such as the cantilever beam actuator and the fixed-fixed beam actuator were derived and simulated to examine the feasibility of applying the DQM to t...

Simple models for piston-type micromirror behavior

Parallel-plate electrostatic actuators are a simple way to achieve piston motion for large numbers of mirrors in spatial light modulators. However, selection of design parameters is made difficult by their nonlinear behavior. This paper presents simple models for predicting static and dynamic behaviors of fixed–fixed parallel-plate electrostatic actuators. Static deflection equations are derive...

Electrostatic Actuators with Intrinsic Stress Gradient II. Performance and Modeling

Electrostatic actuators are used as voltage-controlled oscillators or resonators in high frequency applications. The change in deflection of a cantilever beam due to an applied voltage leads to change in capacitance between the plates of the beam. However, the range of operation of these devices is limited due to the nonlinear nature of the applied electrostatic forces as the cantilever beam mo...

Design of Radio Frequency ( Rf ) Mems Switches – Modeling

Mechanical modeling of RF MEMS switches is important for performance optimization and device reliability. 1-D, 2-D, and 3-D linear analytical models have been proposed to analyze the electrostatic pull-in of a fixed-fixed beam at small deflection. However, most RF MEMS switch structures work at large deflection range. In this paper, 1-D, 2-D, and 3-D nonlinear analytical models suitable for lar...
